• 中文摘要： 高溫金屬矽化物在微電子元件微小化之發展過程中，漸成為功能限制因素。磊晶矽化物因具高度熱穩定性，界面應力低，晶粒界效應弱，電阻低，且由於與矽晶界面原子排列規則，故可藉以探討金屬／半導體界面之電子性質。磊晶矽／磊晶矽化物／矽晶之雙異質磊晶結構之成長，可應用於新奇、高速、高頻、光電、及三度空間元件之中，利用穿過磊晶矽化物之順道離子佈植有利於淺接面元件製作，而矽化物形成磊晶可增進紅外線偵測器之功能。 本文就高溫金屬矽化物之磊晶成長作一回顧，重點如下：（一）磊晶矽化物之形成與構造。（二）探討影響矽化物磊晶成長之因素。（三）磊晶成長晶格匹配準則與實驗結果之比較。（四）磊晶層中原子間作用力之非調和性對異質磊晶成長及彈性應變磊晶成長之效應。（五）磊晶矽化物之特性。（六）未來研究及應用之展望。
• 英文摘要： Recent Progress in the epitaxial growth of refractory metal silicides on silicon is reviewed. The formation and structures of epitaxial silicides are described. The lattice match criteria for thegrowth of epitaxial silicides are assessed. The effects of anharmonicity in the interatomic force of overlayeron the heteroepitaxial growth and pseudomorphism are discussed. Factors affecting the silicide epitaxy areexamined. The properties and possible applications of epitaxial silicides are summarized. Prospects for thestudy of epitaxial silicides are addressed.
